shallower ionization energies, the mobility depends more strongly on temperature for the lightly-doped case where lattice scattering is dominant and become less temperature dependent as the dopant density increases. The constant, T x was found by fitting the mobility to experimental data in the lattice-stattering-limited range. Our value of T x is equivalent to an acoustic deformation potential constant of 8.099 eV. The optical, phonon coupling constant, W, was then found by fitting the mobility to the high temperature experimental data. Our value of W is equivalent to an optical deformation potential constant of 6.024x10 8 eV/ Cm.
